866 Data Rate Based Grouping Scheme for Cooperative Communications in Wireless LANs

Abstract:
IEEE 802.11a/b/g standards provide multiple transmission rates, which can be changed dynamically according to the channel condition. Cooperative communications were introduced to improve the overall performance of wireless LANs with the help of relay nodes with higher transmission rates. The cooperative communications are based on the fact that the transmission is much faster when sending data packets to a destination node through a relay node with higher transmission rate, rather than sending data directly to the destination node at low transmission rate. To apply the cooperative communications in wireless LAN, several MAC protocols have been proposed. Some of them can result in collisions among relay nodes in a dense network. In order to solve this problem, we propose a new protocol. Relay nodes are grouped based on their transmission rates. And then, relay nodes only in the highest group try to get channel access. Performance evaluation is conducted using simulation, and shows that the proposed protocol significantly outperforms the previous protocol in terms of throughput and collision probability.

Abstract:
In this paper, type-2 fuzzy logic control (T2FLC) and neuro-fuzzy control (NFC) for a doubly fed induction generator (DFIG) based on direct power control (DPC) with a fixed switching frequency is proposed for wind generation application. First, a mathematical model of the doubly-fed induction generator implemented in d-q reference frame is achieved. Then, a DPC algorithm approach for controlling active and reactive power of DFIG via fixed switching frequency is incorporated using PID. The performance of T2FLC and NFC, which is based on the DPC algorithm, are investigated and compared to those obtained from the PID controller. Finally, simulation results demonstrate that the NFC is more robust, superior dynamic performance for wind power generation system applications.

Abstract:
For several high speed networks, providing resilience against failures is an essential requirement. The main feature for designing next generation optical networks is protecting and restoring high capacity WDM networks from the failures. Quick detection, identification and restoration make networks more strong and consistent even though the failures cannot be avoided. Hence, it is necessary to develop fast, efficient and dependable fault localization or detection mechanisms. In this paper we propose a new fault localization algorithm for WDM networks which can identify the location of a failure on a failed lightpath. Our algorithm detects the failed connection and then attempts to reroute data stream through an alternate path. In addition to this, we develop an algorithm to analyze the information of the alarms generated by the components of an optical network, in the presence of a fault. It uses the alarm correlation in order to reduce the list of suspected components shown to the network operators. By our simulation results, we show that our proposed algorithms achieve less blocking probability and delay while getting higher throughput.

Abstract:
The purpose of this study is to analyze the visual preference of patterns in pedestrian roads. In this study, animation was applied for the estimation of dynamic streetscape. Six patterns of pedestrian were selected in order to analyze the visual preference. The shapes are straight, s-curve, and zigzag. The ratio of building's height and road's width are 2:1 and 1:1. Twelve adjective pairs used in the field investigation were selected from adjectives which are used usually in the estimation of streetscape. They are interesting-boring, simple-complex, calm-noisy, open-enclosed, active-inactive, lightly-depressing, regular-irregular, unique-usual, rhythmic-not rhythmic, united-not united, stable-unstable, tidy-untidy. Dynamic streetscape must be considered important in pedestrian shopping mall and park because it will be an attraction. So, s-curve pedestrian road, which is the most beautiful as a result of this study, should be designed in this area. Abstract:
One of the potential and effective ways of storing thermal energy in buildings is the integration of brick with phase change materials (PCMs). This paper presents a two-dimensional model for simulating and analyzing of PCM in order to minimize energy consumption in the buildings. The numerical approach has been used with the real weather data of a selected city of Iran (Tehran). Two kinds of brick integrated PCM are investigated and compared base on outdoor weather conditions and the amount of energy consumption. The results show a significant reduction in maximum entering heat flux to building about 32.8% depending on PCM quantity. The results are analyzed by various temperature contour plots. The contour plots illustrated the time dependent mechanism of entering heat flux for a brick integrated with PCM. Further analysis is developed to investigate the effect of PCM location on the inlet heat flux. The results demonstrated that to achieve maximum performance of PCM it is better to locate PCM near the outdoor.Keywords: Building, Energy Storage, PCM, Phase Change Material

Abstract:
The purpose of this study is to derive optimal shapes of a body located in viscous flows by the finite element method using the acoustic velocity and the four-step explicit scheme. The formulation is based on an optimal control theory in which a performance function of the fluid force is introduced. The performance function should be minimized satisfying the state equation. This problem can be transformed into the minimization problem without constraint conditions by using the adjoint equation with adjoint variables corresponding to the state equation. The performance function is defined by the drag and lift forces acting on the body. The weighted gradient method is applied as a minimization technique, the Galerkin finite element method is used as a spatial discretization and the four-step explicit scheme is used as a temporal discretization to solve the state equation and the adjoint equation. As the interpolation, the orthogonal basis bubble function for velocity and the linear function for pressure are employed. In case that the orthogonal basis bubble function is used, the mass matrix can be diagonalized without any artificial centralization. The absolute Cu atoms density in Cu(2S1/2ÔåÉ2P1/2) ground state has been measured by Resonance Optical Absorption (ROA) technique in a DC magnetron sputtering deposition with argon. We measured these densities under variety of operation conditions: pressure from 0.6 μbar to 14 μbar, input power from 10W to 200W and N2 mixture from 0% to 100%. For measuring the gas temperature, we used the simulation of N2 rotational spectra with a special computer code. The absolute number density of Cu atoms decreases with increasing the N2 percentage of buffer gas at any conditions of this work. But the deposition rate, is not decreased with the same manner. The deposition rate variation is very small and in the limit of quartz balance measuring equipment accuracy. So we conclude that decrease in the absolute number density of Cu atoms in magnetron plasma has not a big effect on deposition rate, because the diffusion of Cu atoms to the chamber volume and deviation of Cu atoms from direct path (towards the substrate) decreases with increasing of N2 percentage of buffer gas. This is because of the lower mass of N2 atoms compared to the argon ones.Keywords: Deposition rate, Resonance Optical Absorption, Sputtering.

Abstract:
Unmanned aerial vehicle (UAV) landing technology is a common task that is required to be fulfilled by fly robots. In this paper, the Crazyflie 2.0 is located by ultra-wideband (UWB) localization system that contains four UWB anchors. Another UWB anchor is introduced and installed on a stationary platform. One cost function is designed to find the minimum distance between Crazyflie 2.0 and the anchor installed on the stationary platform. The coordinates of the anchor are unknown in advance, and the goal of the cost function is to define the location of the anchor, which can be considered as an optimal landing point. When the cost function reaches the minimum value, the corresponding coordinates of the UWB anchor fixed on the stationary platform can be calculated and defined as the landing point. The simulation shows the effectiveness of the method in this paper.

Abstract:
In this work, we examine fluid mixing in a full three-stream mixing channel with longitudinal vortex generators (LVGs) built on the channel bottom by numerical simulation and experiment. The effects of the asymmetrical arrangement and the attack angle of the LVGs on fluid mixing are investigated. The results show that the micromixer with LVGs at a small asymmetry index (defined by the ratio of the distance from the center plane of the gap between the winglets to the center plane of the main channel to the width of the main channel) is superior to the micromixer with symmetric LVGs and that with LVGs at a large asymmetry index. The micromixer using five mixing modules of the LVGs with an attack angle between 16.5 degrees and 22.5 degrees can achieve excellent mixing over a wide range of Reynolds numbers. Here, we call a section of channel with two pairs of staggered asymmetrical LVGs a mixing module. Besides, the micromixer with LVGs at a small attack angle is more efficient than that with a larger attack angle when pressure losses are taken into account.

Abstract:
Genetic algorithms (GAs) have been widely used for global optimization problems. The GA performance depends highly on the choice of the search space for each parameter to be optimized. Often, this choice is a problem-based experience. The search space being a set of potential solutions may contain the global optimum and/or other local optimums. A bad choice of this search space results in poor solutions. In this paper, our approach consists in extending the search space boundaries during the GA optimization, only when it is required. This leads to more diversification of GA population by new solutions that were not available with fixed search space boundaries. So, these dynamic search spaces can improve the GA optimization performances. The proposed approach is applied to power system stabilizer optimization for multimachine power system (16-generator and 68-bus). The obtained results are evaluated and compared with those obtained by ordinary GAs. Eigenvalue analysis and nonlinear system simulation results show the effectiveness of the proposed approach to damp out the electromechanical oscillation and enhance the global system stability.Keywords: Genetic Algorithms, Multiobjective Optimization, Power System Stabilizer, Small Signal Stability.

This purpose of this paper is to develop and validate a model to accurately predict the cell temperature of a PV module that adapts to various mounting configurations, mounting locations, and climates while only requiring readily available data from the module manufacturer. Results from this model are also compared to results from published cell temperature models. The models were used to predict real-time performance from a PV water pumping systems in the desert of Medenine, south of Tunisia using 60-min intervals of measured performance data during one complete year. Statistical analysis of the predicted results and measured data highlight possible sources of errors and the limitations and/or adequacy of existing models, to describe the temperature and efficiency of PV-cells and consequently, the accuracy of performance of PV water pumping systems prediction models.Keywords: Temperature of a photovoltaic module, Predicted models, PV water pumping systems efficiency, Simulation, Desert of southern Tunisia.

Abstract:
In this work, the natural convection in a concentric annulus between a cold outer inclined square enclosure and heated inner circular cylinder is simulated for two-dimensional steady state. The Boussinesq approximation was applied to model the buoyancy-driven effect and the governing equations were solved using the time marching approach staggered by body fitted coordinates. The coordinate transformation from the physical domain to the computational domain is set up by an analytical expression. Numerical results for Rayleigh numbers 103 , 104 , 105 and 106, aspect ratios 1.5 , 3.0 and 4.5 for seven different inclination angles for the outer square enclosure 0o , -30o , -45o , -60o , -90o , -135o , -180o are presented as well. The computed flow and temperature fields were demonstrated in the form of streamlines, isotherms and Nusselt numbers variation. It is found that both the aspect ratio and the Rayleigh number are critical to the patterns of flow and thermal fields. At all Rayleigh numbers angle of inclination has nominal effect on heat transfer.Keywords: natural convection, concentric annulus, square inclined enclosure

Oxyleotris marmorata is considered as undomesticated fish, and its culture occasionally faces a problem of food deprivation. The present study aims to evaluate alteration of hematological indices, blood chemical associated with liver function during 4 weeks of fasting. A non-linear relationships between fasting days and hematological parameters (red blood cell number; y = - 0.002x2 + 0.041x + 1.249; R2=0.915, P<0.05, hemoglobin; y = - 0.002x2 + 0.030x + 3.470; R2=0.460, P>0.05), mean corpuscular volume; y = -0.180x2 + 2.183x + 149.61; R2=0.732, P>0.05, mean corpuscular hemoglobin; y = -0.041x2 + 0.862x + 29.864; R2=0.818, P>0.05 and mean corpuscular hemoglobin concentration; y = - 0.044x2 + 0.711x + 21.580; R2=0.730, P>0.05) were demonstrated. Significant change in hematocrit (Ht) during fasting period was observed. Ht elevated sharply increase at the first weeks of fasting period. Higher Ht also was detected during week 2-4 of fasting time. The significant reduction of hepatosomatic index was observed (y = - 0.007x2 - 0.096x + 1.414; R2=0.968, P<0.05). Moreover, alteration of enzyme associated with liver function was evaluated during 4 weeks of fasting (alkalin phosphatase; y = -0.026x2 - 0.935x + 12.188; R2=0.737, P>0.05, serum glutamic oxaloacetic transaminase; y = 0.005x2 – 0.201x2 + 1.297x + 33.256; R2=1, P<0.01, serum glutamic pyruvic transaminase; y = 0.007x2 – 0.274x2 + 2.277x + 25.257; R2=0.807, P>0.05). Taken together, prolonged fasting has deleterious effects on hematological indices, liver mass and enzyme associated in liver function. Abstract:
The traditional second order statistics approach of using only the hermitian covariance for non circular signals, does not take advantage of the information contained in the complementary covariance of these signals. Radar systems often use non circular signals such as Binary Phase Shift Keying (BPSK) signals. Their noncicular property can be exploited together with the dual centrosymmetry of the bistatic MIMO radar system to improve angle estimation performance. We construct an augmented matrix from the received data vectors using both the positive definite hermitian covariance matrix and the complementary covariance matrix. The Unitary ESPRIT technique is then applied to the signal subspace of the augmented covariance matrix for automatically paired Direction-of-arrival (DOA) and Direction-of-Departure (DOD) angle estimates. The number of targets that can be detected is twice that obtainable with the conventional ESPRIT approach. Simulation results show the effectiveness of this method in terms of increase in resolution and the number of targets that can be detected.

Abstract:
The development of vehicles having best ride comfort and safety of travelling passengers is of great interest for automotive manufacturers. The effect of transmitted vibrations from car body to passenger seat is required to be controlled for achieving the same. The application of magneto-rheological (MR) shock absorber in suspension system has been considered to achieve significant benefits in this regard. This paper introduces a secondary suspension controlled semi-active quarter car system using MR shock absorber for effective vibration control. Fuzzy logic control system is used for design of controller for actual damping force generation by MR shock absorber. Performance evaluations are done related to passenger seat acceleration and displacement in time and frequency domains, in order to see the effectiveness of the proposed semi-active suspension system. Simulation results show that the semi-active suspension system provides better results compared to passive suspension system in terms of passenger ride comfort improvement.

Abstract:
The paper deals with the estimation of amplitude and phase of an analogue multi-harmonic band-limited signal from irregularly spaced sampling values. To this end, assuming the signal fundamental frequency is known in advance (i.e., estimated at an independent stage), a complexity-reduced algorithm for signal reconstruction in time domain is proposed. The reduction in complexity is achieved owing to completely new analytical and summarized expressions that enable a quick estimation at a low numerical error. The proposed algorithm for the calculation of the unknown parameters requires O((2M+1)2) flops, while the straightforward solution of the obtained equations takes O((2M+1)3) flops (M is the number of the harmonic components). It is applied in signal reconstruction, spectral estimation, system identification, as well as in other important signal processing problems. The proposed method of processing can be used for precise RMS measurements (for power and energy) of a periodic signal based on the presented signal reconstruction. The paper investigates the errors related to the signal parameter estimation, and there is a computer simulation that demonstrates the accuracy of these algorithms.

Abstract:
The Petri net tool INA is a well known tool by the Petri net community. However, it lacks a graphical environment to cerate and analyse INA models. Building a modelling tool for the design and analysis from scratch (for INA tool for example) is generally a prohibitive task. Meta-Modelling approach is useful to deal with such problems since it allows the modelling of the formalisms themselves. In this paper, we propose an approach based on the combined use of Meta-modelling and Graph Grammars to automatically generate a visual modelling tool for INA for analysis purposes. In our approach, the UML Class diagram formalism is used to define a meta-model of INA models. The meta-modelling tool ATOM3 is used to generate a visual modelling tool according to the proposed INA meta-model. We have also proposed a graph grammar to automatically generate INA description of the graphically specified Petri net models. This allows the user to avoid the errors when this description is done manually. Then the INA tool is used to perform the simulation and the analysis of the resulted INA description. The empirical mode decomposition (EMD) represents any time series into a finite set of basis functions. The bases are termed as intrinsic mode functions (IMFs) which are mutually orthogonal containing minimum amount of cross-information. The EMD successively extracts the IMFs with the highest local frequencies in a recursive way, which yields effectively a set low-pass filters based entirely on the properties exhibited by the data. In this paper, EMD is applied to explore the properties of the multi-year air temperature and to observe its effects on climate change under global warming. This method decomposes the original time-series into intrinsic time scale. It is capable of analyzing nonlinear, non-stationary climatic time series that cause problems to many linear statistical methods and their users. The analysis results show that the mode of EMD presents seasonal variability. The most of the IMFs have normal distribution and the energy density distribution of the IMFs satisfies Chi-square distribution. The IMFs are more effective in isolating physical processes of various time-scales and also statistically significant. The analysis results also show that the EMD method provides a good job to find many characteristics on inter annual climate. The results suggest that climate fluctuations of every single element such as temperature are the results of variations in the global atmospheric circulation.

Abstract:
In order to monitor the thermal behavior of an asynchronous machine with squirrel cage rotor, a 9th-order extended Kalman filter (EKF) algorithm is implemented to estimate the temperatures of the stator windings, the rotor cage and the stator core. The state-space equations of EKF are established based on the electrical, mechanical and the simplified thermal models of an asynchronous machine. The asynchronous machine with simplified thermal model in Dymola is compiled as DymolaBlock, a physical model in MATLAB/Simulink. The coolant air temperature, three-phase voltages and currents are exported from the physical model and are processed by EKF estimator as inputs. Compared to the temperatures exported from the physical model of the machine, three parts of temperatures can be estimated quite accurately by the EKF estimator. The online EKF estimator is independent from the machine control algorithm and can work under any speed and load condition if the stator current is nonzero current system.Keywords: Asynchronous machine, extended Kalman filter, resistance, simulation, temperature estimation, thermal model.

Abstract:
Two types of floating active resistors based on a complementary regulated cascode topology with cross-coupled regulated transistors are presented in this paper. The first topology is a high swing complementary regulated cascode active resistor. The second topology is a complementary common gate with a regulated cross coupled transistor. The small-signal input resistances of the floating resistors are derived. Three graphs of the input current versus the input voltage for different aspect ratios are designed and plotted using the Cadence Spectre 0.18-µm Rohm Semiconductor process. The total harmonic distortion graphs are plotted for three different aspect ratios with different input-voltage amplitudes and different input frequencies. From the simulation results, it is observed that a resistance of approximately 8.52 MΩ can be obtained from supply voltage at ±0.9 V.

Abstract:
The mathematical modeling of different biological processes is usually used to predict or assess behavior of systems in which these processes take place. This study deals with mathematical and computer modeling of bi-substrate enzymatic reactions with ping-pong mechanism, which play an important role in different biochemical pathways. Besides that, three models of competitive inhibition were designed using different software packages. The main objective of this study is to represent the results from in silico investigation of bi-substrate enzymatic reactions with ordered pingpong mechanism in the presence of competitive inhibitors, as well as to describe in details the inhibition effects. The simulation of the models with certain kinetic parameters allowed investigating the behavior of reactions as well as determined some interesting aspects concerning influence of different cases of competitive inhibition. Simultaneous presence of two inhibitors, competitive to the S1 and S2 substrates have been studied. Abstract:
This paper is focused on the CFD simulation of the radiaxial pump (i.e. mixed flow pump) with the aim to detect the reasons of Y-Q characteristic instability. The main reasons of pressure pulsations were detected by means of the analysis of velocity and pressure fields within the pump combined with the theoretical approach. Consequently, the modifications of spiral case and pump suction area were made based on the knowledge of flow conditions and the shape of dissipation function. The primary design of pump geometry was created as the base model serving for the comparison of individual modification influences. The basic experimental data are available for this geometry. This approach replaced the more complicated and with respect to convergence of all computational tasks more difficult calculation for the compressible liquid flow. The modification of primary pump consisted in inserting the three fins types. Subsequently, the evaluation of pressure pulsations, specific energy curves and visualization of velocity fields were chosen as the criterion for successful design.

Abstract:
The present paper develops and validates a numerical procedure for the calculation of turbulent combustive flow in converging and diverging ducts and throuh simulation of the heat transfer processes, the amount of production and spread of Nox pollutant has been measured. A marching integration solution procedure employing the TDMA is used to solve the discretized equations. The turbulence model is the Prandtl Mixing Length method. Modeling the combustion process is done by the use of Arrhenius and Eddy Dissipation method. Thermal mechanism has been utilized for modeling the process of forming the nitrogen oxides. Finite difference method and Genmix numerical code are used for numerical solution of equations. Our results indicate the important influence of the limiting diverging angle of diffuser on the coefficient of recovering of pressure. Moreover, due to the intense dependence of Nox pollutant to the maximum temperature in the domain with this feature, the Nox pollutant amount is also in maximum level.

Abstract:
During the process of compaction in Hot-Mix Asphalt (HMA) mixtures, the distance between aggregate particles decreases as they come together and eliminate air-voids. By measuring the inter-particle distances in a cut-section of a HMA sample the degree of compaction can be estimated. For this, a calibration curve is generated by computer simulation technique when the gradation and asphalt content of the HMA mixture are known. A two-dimensional cross section of HMA specimen was simulated using the mixture design information (gradation, asphalt content and air-void content). Nearest neighbor distance methods such as Delaunay triangulation were used to study the changes in inter-particle distance and area distribution during the process of compaction in HMA. Such computer simulations would enable making several hundreds of repetitions in a short period of time without the necessity to compact and analyze laboratory specimens in order to obtain good statistics on the parameters defined. Abstract:
The aerodynamic stall control of a baseline 13-percent thick NASA GA(W)-2 airfoil using a synthetic jet actuator (SJA) is presented in this paper. Unsteady Reynolds-averaged Navier-Stokes equations are solved on a hybrid grid using a commercial software to simulate the effects of a synthetic jet actuator located at 13% of the chord from the leading edge at a Reynolds number Re = 2.1x106 and incidence angles from 16 to 22 degrees. The experimental data for the pressure distribution at Re = 3x106 and aerodynamic coefficients at Re = 2.1x106 (angle of attack varied from -16 to 22 degrees) without SJA is compared with the computational fluid dynamic (CFD) simulation as a baseline validation. A good agreement of the CFD simulations is obtained for aerodynamic coefficients and pressure distribution. A working SJA has been integrated with the baseline airfoil and initial focus is on the aerodynamic stall control at angles of attack from 16 to 22 degrees. The results show a noticeable improvement in the aerodynamic performance with increase in lift and decrease in drag at these post stall regimes.Keywords: Active flow control, Aerodynamic stall, Airfoilperformance, Synthetic jet actuator.

Abstract:
This paper is focused on issues of nonlinear dynamic process modeling and model-based predictive control of a fed-batch sugar crystallization process applying the concept of artificial neural networks as computational tools. The control objective is to force the operation into following optimal supersaturation trajectory. It is achieved by manipulating the feed flow rate of sugar liquor/syrup, considered as the control input. A feed forward neural network (FFNN) model of the process is first built as part of the controller structure to predict the process response over a specified (prediction) horizon. The predictions are supplied to an optimization procedure to determine the values of the control action over a specified (control) horizon that minimizes a predefined performance index. The control task is rather challenging due to the strong nonlinearity of the process dynamics and variations in the crystallization kinetics. However, the simulation results demonstrated smooth behavior of the control actions and satisfactory reference tracking.

Abstract:
With the development of software-defined networks and programmable data planes, in-band network telemetry (INT) has become an emerging technology in communications because it can get accurate and real-time network information. However, due to the expansion of the network scale, existing telemetry systems, to the best of the authors’ knowledge, have difficulty in meeting the common requirements of low overhead, low latency and full coverage for traffic measurement. This paper proposes a network-wide telemetry system with a low-latency low-overhead path planning (INT-LLPP). This paper builds a mathematical model to analyze the telemetry overhead and latency of INT systems. Then, we adopt a greedy-based path planning algorithm to reduce the overhead and latency of the network telemetry with the full network coverage. The simulation results show that network-wide telemetry is achieved and the telemetry overhead can be reduced significantly compared with existing INT systems. INT-LLPP can control the system latency to get real-time network information.

Abstract:
An experimental study was performed to investigate the behavior and strength of proposed technique to connect reinforced concrete (RC) beam to steel or composite columns. This approach can practically be used in several types of building construction. In this technique, the main beam of the frame consists of a transfer part (part of beam; Tr.P) and a common reinforcement concrete beam. The transfer part of the beam is connected to the column, whereas the rest of the beam is connected to the transfer part from each side. Four full-scale beam-column connections were tested under static loading. The test parameters were the length of the transfer part and the column properties. The test results show that using of the transfer part technique leads to modify the deformation capabilities for the RC beam and hence it increases its resistance against failure. Increase in length of the transfer part did not necessarily indicate an enhanced behavior. The test results contribute to the characterization of the connection behavior between RC beam - steel column and can be used to calibrate numerical models for the simulation of this type of connection.

Stream Control Transmission Protocol (SCTP) has been proposed to provide reliable transport of real-time communications. Due to its attractive features, such as multi-streaming and multihoming, the SCTP is often expected to be an alternative protocol for TCP and UDP. In the original SCTP standard, the secondary path is mainly regarded as a redundancy. Recently, most of researches have focused on extending the SCTP to enable a host to send its packets to a destination over multiple paths simultaneously. In order to transfer packets concurrently over the multiple paths, the SCTP should be well designed to avoid unnecessary fast retransmission and the mis-estimation of congestion window size through the paths. Therefore, we propose an Enhanced Cooperative ACK SCTP (ECASCTP) to improve the path recovery efficiency of multi-homed host which is under concurrent multiple transfer mode. We evaluated the performance of our proposed scheme using ns-2 simulation in terms of cwnd variation, path recovery time, and goodput. In this paper, for the first time, a two-dimensional (2D) analytical drain current model for sub-100 nm multi-layered gate material engineered trapezoidal recessed channel (MLGMETRC) MOSFET: a novel design is presented and investigated using ATLAS and DEVEDIT device simulators, to mitigate the large gate leakages and increased standby power consumption that arise due to continued scaling of SiO2-based gate dielectrics. The twodimensional (2D) analytical model based on solution of Poisson-s equation in cylindrical coordinates, utilizing the cylindrical approximation, has been developed which evaluate the surface potential, electric field, drain current, switching metric: ION/IOFF ratio and transconductance for the proposed design. A good agreement between the model predictions and device simulation results is obtained, verifying the accuracy of the proposed analytical model.Keywords: ATLAS, DEVEDIT, NJD, MLGME- TRCMOSFET.
