44 Optimization of the Transfer Molding Process by Implementation of Online Monitoring Techniques for Electronic Packages
Authors: Burcu Kaya, Jan-Martin Kaiser, Karl-Friedrich Becker, Tanja Braun, Klaus-Dieter Lang
Abstract:
Quality of the molded packages is strongly influenced by the process parameters of the transfer molding. To achieve a better package quality and a stable transfer molding process, it is necessary to understand the influence of the process parameters on the package quality. This work aims to comprehend the relationship between the process parameters, and to identify the optimum process parameters for the transfer molding process in order to achieve less voids and wire sweep. To achieve this, a DoE is executed for process optimization and a regression analysis is carried out. A systematic approach is represented to generate models which enable an estimation of the number of voids and wire sweep. Validation experiments are conducted to verify the model and the results are presented. Keywords: Epoxy molding compounds, optimization, regression analysis, transfer molding process, voids, wire sweep.

Authors: Ssu-Han Chen, Der-Baau Perng
Abstract:
Molding process in IC manufacturing secures chips against the harms done by hot, moisture or other external forces. While a chip was being molded, defects like cracks, dilapidation, or voids may be embedding on the molding surface. The molding surfaces the study poises to treat and the ones on the market, though, differ in the surface where texture similar to defects is everywhere. Manual inspection usually passes over low-contrast cracks or voids; hence an automatic optical inspection system for molding surface is necessary. The proposed system is consisted of a CCD, a coaxial light, a back light as well as a motion control unit. Based on the property of statistical textures of the molding surface, a series of digital image processing and classification procedure is carried out. After training of the parameter associated with above algorithm, result of the experiment suggests that the accuracy rate is up to 93.75%, contributing to the inspection quality of IC molding surface.

Abstract:
The heat island phenomenon and extremely hot summer climate are becoming environmental problems in Japan. Cool pavements reduce the surface temperature compared to conventional asphalt pavements in the hot summer climate and improve the thermal environment in the urban area. The authors have studied cement–based grouting materials poured into voids in porous asphalt pavements to reduce the road surface temperature. For the cement–based grouting material, cement, ceramic waste powder, and natural zeolite were used. This cement–based grouting material developed reduced the road surface temperature by 20 °C or more in the hot summer season. Considering the urban landscape, this study investigates the effect of surface temperature reduction of colored cement–based grouting materials containing pigments poured into voids in porous asphalt pavements by measuring the surface temperature of asphalt pavements outdoors. The yellow color performed the same as the original cement–based grouting material containing no pigment and was thermally better performance than the other color. However, all the tested cement–based grouting materials performed well for reducing the surface temperature and for creating the urban landscape. Keywords: Ceramic waste powder, natural zeolite, road surface temperature, asphalt pavements, urban landscape.

Authors: Ashish R. Tanna, Hiren H. Joshi
Abstract:
The mineral having chemical compositional formula MgAl2O4 is called “spinel". The ferrites crystallize in spinel structure are known as spinel-ferrites or ferro-spinels. The spinel structure has a fcc cage of oxygen ions and the metallic cations are distributed among tetrahedral (A) and octahedral (B) interstitial voids (sites). The X-ray diffraction (XRD) intensity of each Bragg plane is sensitive to the distribution of cations in the interstitial voids of the spinel lattice. This leads to the method of determination of distribution of cations in the spinel oxides through XRD intensity analysis. The computer program for XRD intensity analysis has been developed in C language and also tested for the real experimental situation by synthesizing the spinel ferrite materials Mg0.6Zn0.4AlxFe2- xO4 and characterized them by X-ray diffractometry. The compositions of Mg0.6Zn0.4AlxFe2-xO4(x = 0.0 to 0.6) ferrites have been prepared by ceramic method and powder X-ray diffraction patterns were recorded. Thus, the authenticity of the program is checked by comparing the theoretically calculated data using computer simulation with the experimental ones. Further, the deduced cation distributions were used to fit the magnetization data using Localized canting of spins approach to explain the “recovery" of collinear spin structure due to Al3+ - substitution in Mg-Zn ferrites which is the case if A-site magnetic dilution and non-collinear spin structure. Since the distribution of cations in the spinel ferrites plays a very important role with regard to their electrical and magnetic properties, it is essential to determine the cation distribution in spinel lattice.

Abstract:
Quad Flat No-Lead (QFN) packages have become very popular for turners, converters and audio amplifiers, among others applications, needing efficient power dissipation in small footprints. Since semiconductor junction temperature (TJ) is a critical parameter in the product quality. And to ensure that die temperature does not exceed the maximum allowable TJ, a thermal analysis conducted in an earlier development phase is essential to avoid repeated re-designs process with huge losses in cost and time. A simulation tool capable to estimate die temperature of components with QFN package was developed. Allow establish a non-empirical way to define an acceptance criterion for amount of voids in solder interface between its exposed pad and Printed Circuit Board (PCB) to be applied during industrialization process, and evaluate the impact of PCB designs parameters. Targeting PCB layout designer as an end user for the application, a user-friendly interface (GUI) was implemented allowing user to introduce design parameters in a convenient and secure way and hiding all the complexity of finite element simulation process. This cost effective tool turns transparent a simulating process and provides useful outputs after acceptable time, which can be adopted by PCB designers, preventing potential risks during the design stage and make product economically efficient by not oversizing it. This article gathers relevant information related to the design and implementation of the developed tool, presenting a parametric study conducted with it. The simulation tool was experimentally validated using a Thermal-Test-Chip (TTC) in a QFN open-cavity, in order to measure junction temperature (TJ) directly on the die under controlled and knowing conditions. Ductile iron was also included in the study for comparison purposes. A pin-on-disc machine was employed for wear study. The investigations were carried out for a speed of 3 m/s, under the contact load of 29.43 N with varying sliding distances ranging from 1000 m to 5000 m. The experimental outcome indicates that ADI austempered at 345 °C is more wear resistant than the one austempered at 380 °C. Also for only a sliding distance of 3000 m, both exhibited almost same wear resistance. SEM analysis indicates running sliding marks more or less parallel to one another. Spalled layers and large voids which resemble delamination were observed on worn surface of ADI380. This indicated the occurrence of severe wear. Dark patches observed indicate oxidized surface.

Abstract:
Steel slag is a by-product of the steel industry and can be used potentially as aggregate in the asphalt mixture. This study evaluates the use of Steel Slag Aggregates (SSA) as a substitute for natural aggregates in the production of hot mix asphalt (HMA) for road construction. Based on intensive laboratory testing program, the characteristic properties of SSA were assessed to determine its suitability to be used in HMA. Four different percentages (0, 50, 75, and 100%) of SSA were used, and the proposed mix designs for HMA were conducted in accordance with Marshall mix design. The experiment results revealed that the addition of SSA has a significant improvement on the properties of HMA. An increase in density and stability and a reduction in flow and air voids values were clearly observed in specimens prepared with 100% SSA. It is concluded that the steel slag can be considered reasonable alternative source of aggregate for concrete asphalt mixture production. Keywords: Aggregate, asphalt mixture, stability, steel slag.

In this paper, four types of organic silver precursors, silver carbonate, silver oxalate, silver tartrate and silver itaconate, were synthesized using an ion exchange method, firstly. Various characterization methods were employed to investigate their physical phase, chemical composition, morphologies and thermal decomposition behavior. It was found that silver oxalate had the ideal thermal property and showed the lowest decomposition temperature. Abstract:
Concrete performance is strongly affected by the particle packing degree since it determines the distribution of the cementitious component and the interaction of mineral particles. By using packing theory designers will be able to select optimal aggregate materials for preparing concrete with low cement content, which is beneficial from the point of cost. Optimum particle packing implies minimizing porosity and thereby reducing the amount of cement paste needed to fill the voids between the aggregate particles, taking also the rheology of the concrete into consideration. Abstract:
Topology optimization technique utilizes constant element densities as design parameters. Finally, optimal distribution contours of the material densities between voids (0) and solids (1) in design domain represent the determination of topology. It means that regions with element density values become occupied by solids in design domain, while there are only void phases in regions where no density values exist. Therefore the void regions of topology optimization results provide design information to decide appropriate depositions of web-opening in structure. Contrary to the basic objective of the topology optimization technique which is to obtain optimal topology of structures, this present study proposes a new idea that topology optimization results can be also utilized for decision of proper web-opening’s position. The aim of this study is to undertake a fractal approach through the relationship between the concrete formulation parameters and workability. To develop this approach a series of concrete taken from the literature was investigated by varying formulation parameters such as G/S, the quantity of cement C and the quantity of water W. We also call another model as the model of water layer thickness and model of paste layer thickness to judge their relevance, hence the following results: the relevance of the water layer thickness model is considered as a relevant when there is a variation in the water quantity. The model of the paste layer thickness is only applicable if we considered that the paste is made with the grain value Dmax = 2.85: value from which we see a stability of the model. Keywords: Concrete, fractal method, paste layer thickness, water layer thickness, workability.

Abstract:
The storage of chemical fertilizers in concrete building often leads to durability problems due to chemical attack. The damage of concrete is mostly caused by certain ammonium salts. The main purpose of the research is to investigate the durability properties of concrete being exposed to ammonium nitrate solution. In this investigation, experiments are conducted on concrete type G50 and G60. The leaching process is achieved by the use of 20% concentration solution of ammonium nitrate. The durability properties investigated are water absorption, volume of permeable voids, and sorptivity. Compressive strength, pH value, and degradation depth are measured after a certain period of leaching. A decrease in compressive strength and an increase in porosity are found through the conducted experiments. Apart from that, the experimental data shows that pH value decreases with increased leaching time while the degradation depth of concrete increases with leaching time. By comparing concrete type G50 and G60, concrete type G60 is more resistant to ammonium nitrate attack.

Abstract:
During the process of compaction in Hot-Mix Asphalt (HMA) mixtures, the distance between aggregate particles decreases as they come together and eliminate air-voids. By measuring the inter-particle distances in a cut-section of a HMA sample the degree of compaction can be estimated. For this, a calibration curve is generated by computer simulation technique when the gradation and asphalt content of the HMA mixture are known. A two-dimensional cross section of HMA specimen was simulated using the mixture design information (gradation, asphalt content and air-void content). Nearest neighbor distance methods such as Delaunay triangulation were used to study the changes in inter-particle distance and area distribution during the process of compaction in HMA. Such computer simulations would enable making several hundreds of repetitions in a short period of time without the necessity to compact and analyze laboratory specimens in order to obtain good statistics on the parameters defined. The distributions for the statistical parameters based on computer simulations showed similar trends as those of laboratory specimens. Keywords: Computer simulations, Hot-Mix Asphalt (HMA), inter-particle distance, image analysis, nearest neighbor

Asphalt pavement itself is a mixture made up of mainly aggregates, binders, and fillers that acts as a composition used for pavement construction. An experimental program was setup to determine the fatigue performance test of Asphalt with three different grades of conventional binders. Asphalt specimen has achieved the maximum optimum bulk density and air voids with a consistent bulk density of 2.3 t/m3, with an air void of 5% ± 0.5, before loading into the Asphalt Mixture Performance Tested (AMPT) for fatigue test. The number of cycles is defined as the point where phase angle drops, which is caused by the formation of cracks due to the increasing micro cracks when asphalt is undergoing repeated cycles of loading. Thus, the data collected are analyzed using the drop of phase angle as failure criteria. Based in the data analyzed, it is evident that the fatigue life of asphalt lies on the grade of binder. The result obtained shows that all specimens do experience a drop in phase angle due to macro cracks in the asphalt specimen. Keywords: Asphalt binder, AMPT, CX test, simplified–viscoelastic continuum damage (S-VECD).

Structural analysis of the Initial Design Space is performed in ANSYS under the loads pertinent to operating and ground conditions. By using the FEA results and data, an initial optimized layout configuration is attained by exploiting nonparametric topology optimization in TOSCA software. Topological optimized surfaces are then smoothened and imported in ANSYS to develop the geometrical features. Nodes at the critical locations of resulting voids are selected for sketching rough profiles. Rough profiles are further refined and CAD feasible geometric features are generated. The modified model is then analyzed under the same loadings and constraints as defined for topology optimization. Shape at the peak stress concentration areas are further optimized by exploiting the shape optimization in TOSCA.shape module. Abstract:
Today, the pollution due to non-degradable material such as plastics, has led to studies about the development of environmental-friendly material. Because of biodegradability obtained from natural sources, polylactid acid (PLA) and ijuk fiber are interesting to modify into a composite. This material is also expected to reduce the impact of environmental pollution. Surface modification of ijuk fiber through alkalinization with 0.25 M NaOH solution for 30 minutes was aimed to enhance its compatibility to PLA, in order to improve properties of the composite such as the mechanical properties. Alkalinization of the ijuk fibers annihilates some surface components such as lignin, wax and hemicelloluse, so the pore on the surface clearly appeared, decreasing of the density and diameter of the ijuk fibers. The change of the ijuk fiber properties leads to increase the mechanical properties of PLA composites reinforced the ijuk fibers through strengthening of the mechanical interlocking with the PLA matrix. An addition to enhance the distribution of the fibers in the PLA matrix, the stirring during DCM solvent evaporation from the mixture of the ijuk fibers and the dissolved-PLA can reduce amount of the trapped-voids and fibers pull-out phenomena, which can decrease the mechanical properties of the composite.

Abstract:
Cold bitumen emulsion mixture (CBEM) offers a series benefits as compared with hot mix asphalt (HMA); these include environmental factors, energy saving, the resolution of logistical challenges that can characterise hot mix, and the potential to reserve funds. However, this mixture has some problems similar to any bituminous mixtures as it has low early strength, long curing time that needed to obtain the maximum performance, high air voids and considered inferior to HMA. Thus, CBEM has been used in limited applications such as lightly trafficked roads, footways and reinstatements. This laboratory study describes the development of CBEM using ordinary Portland cement (OPC) instead of the traditional mineral filler. Stiffness modulus, moisture damage and temperature sensitivity tests were used to evaluate the mechanical properties of the produced mixtures. The study concluded that there is a substantial improvement in the mechanical properties and moisture damage resistance of CBEMs containing OPC. Also, the produced cement modified CBEM shows a considerable lower thermal sensitivity than the conventional CBEM.

Our updated literature review indicates that the current state of art presents voids in parametric programming, program portability and programming flexibility. In response to this situation, this article presents a compiler implementation for EGCL (Extended G-code Language), a new, enriched CNC programming language which allows the use of descriptive variable names, geometrical functions and flow-control statements (if-then-else, while). Our compiler produces low-level generic, elementary ISO-compliant Gcode, thus allowing for flexibility in the choice of the executing CNC machine and in portability. Our results show that readable variable names and flow control statements allow a simplified and intuitive part programming and permit re-usage of the programs. Future work includes allowing the programmer to define own functions in terms of EGCL, in contrast to the current status of having them as library built-in functions.

Authors: Anshu Manik, William G. Buttlar, Kasthurirangan Gopalakrishnan
Abstract:
Over the years, there is a growing trend towards quality-based specifications in highway construction. In many Quality Control/Quality Assurance (QC/QA) specifications, the contractor is primarily responsible for quality control of the process, whereas the highway agency is responsible for testing the acceptance of the product. A cooperative investigation was conducted in Illinois over several years to develop a prototype End-Result Specification (ERS) for asphalt pavement construction. The final characteristics of the product are stipulated in the ERS and the contractor is given considerable freedom in achieving those characteristics. The risk for the contractor or agency depends on how the acceptance limits and processes are specified. Stochastic simulation models are very useful in estimating and analyzing payment risk in ERS systems and these form an integral part of the Illinois-s prototype ERS system. This paper describes the development of an innovative methodology to estimate the variability components in in-situ density, air voids and asphalt content data from ERS projects. The information gained from this would be crucial in simulating these ERS projects for estimation and analysis of payment risks associated with asphalt pavement construction. However, these methods require at least two parties to conduct tests on all the split samples obtained according to the sampling scheme prescribed in present ERS implemented in Illinois. Keywords: Asphalt Pavement, Risk Analysis, StochasticSimulation, QC/QA.
