137 Integration of Resistive Switching Memory Cell with Vertical Nanowire Transistor

Abstract:
We integrate TiN/Ni/HfO2/Si RRAM cell with a vertical gate-all-around (GAA) nanowire transistor to achieve compact 4F2 footprint in a 1T1R configuration. The tip of the Si nanowire (source of the transistor) serves as bottom electrode of the memory cell. Fabricated devices with nanowire diameter ~ 50nm demonstrate ultra-low current/power switching; unipolar switching with 10μA/30μW SET and 20μA/30μW RESET and bipolar switching with 20nA/85nW SET and 0.2nA/0.7nW RESET. Further, the switching current is found to scale with nanowire diameter making the architecture promising for future scaling.Keywords: RRAM, 1T1R, gate-all-around FET, nanowire FET, vertical MOSFETs

Abstract:
The article explores the impact of normative institutional factors on the development of sustainability reporting. The vast majority of research in the scientific literature focuses on mandatory institutional factors, i.e. how public institutions and market regulators affect sustainability reporting. Meanwhile, there is lack of empirical data for the impact of normative institutional factors. The effect of normative factors in this paper is based on the role of non-governmental organizations (NGO) and institutional theory. The case of Global Compact Local Network in the developing country was examined. The research results revealed that in the absence of regulated factors, companies were not active with regard to social disclosures; they presented non-systemized social information of a descriptive nature. Only 10% of sustainability reports were prepared using the GRI methodology. None of the reports were assured by third parties.

Abstract:
This paper proposes a bioprocess optimization procedure based on Relevance Vector Regression models and evolutionary programming technique. Relevance Vector Regression scheme allows developing a compact and stable data-based process model avoiding time-consuming modeling expenses. The model building and process optimization procedure could be done in a half-automated way and repeated after every new cultivation run. The proposed technique was tested in a simulated mammalian cell cultivation process. The obtained results are promising and could be attractive for optimization of industrial bioprocesses.

Abstract:
This paper presents the effect of electric field distribution which is an electric field intensity analysis. Consideration of the dielectric heating of grains and insects, the rice and rice weevils are utilized for dielectric heating analysis. Furthermore, this analysis compares the effect of electric field distribution in rice and rice weevil. In this simulation, two copper plates are used to generate the electric field for dielectric heating system and put the rice materials between the copper plates. The simulation is classified in two cases, which are case I one rice weevil is placed in the rice and case II two rice weevils are placed at different position in the rice. Moreover, the probes are located in various different positions on plate. The power feeding on this plate is optimized by using CST EM studio program of 1000 watt electrical power at 39 MHz resonance frequency. The results of two cases are indicated that the most electric field distribution and intensity are occurred on the rice and rice weevils at the near point of the probes. Moreover, the heat is directed to the rice weevils more than the rice. When the temperature of rice and rice weevils are calculated and compared, the rice weevils has the temperature more than rice is about 41.62 Celsius degrees. These results can be applied for the dielectric heating applications to eliminate insect.

A numerical study is made of laminar, unsteady flow behind a rotationally oscillating circular cylinder using a recently developed higher order compact (HOC) scheme. The stream function vorticity formulation of Navier-Stokes (N-S) equations in cylindrical polar coordinates are considered as the governing equations. The temporal behaviour of vortex formation and relevant streamline patterns of the flow are scrutinized over broad ranges of two externally specified parameters namely dimensionless forced oscillating frequency Sf and dimensionless peak rotation rate αm for the Reynolds-s number Re = 200. Excellent agreements are found both qualitatively and quantitatively with the existing experimental and standard numerical results.Keywords: HOC, Navier-Stokes, non-uniform polar grids, rotationally oscillating cylinder.

Abstract:
A broadband wire monopole antenna loaded by inhomogeneous stack of annular dielectric ring resonators (DRRs) is proposed. The proposed antenna exhibits a broad impedance bandwidth from 3 to 30 GHz. This is achieved by adding an external step matching network at the antenna feed point. The matching network is comprised of three annular DRRs possessing different permittivity values and sharing the same axial over a finite ground plane. The antenna performance is characterized using full-wave EM simulation. Compared to previous-reported wire antennas with improved bandwidth achieved by DRRs, the proposed topology provides relatively compact realization and superior broadband performance.Keywords: Broadband, dielectric ring resonator, wire monopole antenna.

In this study, mechanically alloyed Al 2024 powder is densified by conventional sintering and by equal channel angular pressing (ECAP) with and without back pressure. The powder was encapsulated in an aluminium can for consolidation through ECAP. The properties obtained in the compacts by conventional sintering route and by ECAP are compared. The effect of conventional sintering and ECAP on consolidation behaviour of powder, microstructure, density and hardness is discussed. Room temperature back pressure aided ECAP results in nearly full denser (97% of its theoretical density) compact at room temperature. Abstract:
The deployment of Free Space Optical Communications (FSOC) systems requires the development of robust and reliable Optical Ground Stations (OGS) that can be easily installed and operated. To this end, the Engineering Department of Airbus Defence and Space is actively working on the development of innovative and compact OGS solutions that can be deployed in various environments and provide high-quality connectivity under different atmospheric conditions. This article presents an overview of our recent developments in this field, including an evaluation study of different use cases of the FSOC with respect to different atmospheric conditions. The goal is to provide OGS solutions that are both simple and highly effective, allowing for the deployment of high-speed communication networks in a wide range of scenarios.

Abstract:
Photonic Crystal (PhC) based devices are being increasingly used in multifunctional, compact devices in integrated optical communication systems. They provide excellent controllability of light, yet maintaining the small size required for miniaturization. In this paper, the band gap properties of PhCs and their typical applications in optical waveguiding are considered. Novel PhC based applications such as nonlinear switching and tapers are considered and simulation results are shown using the accurate time-domain numerical method based on Finite Difference Time Domain (FDTD) scheme. Abstract:
Physical urban form is recognized to be the media for human transactions. It directly influences the travel demand of people in a specific urban area and the amount of energy used for transportation. Distorted, sprawling form often creates sustainability problems in urban areas. It is declared in EU strategic planning documents that compact urban form and mixed land use pattern must be given the main focus to achieve better sustainability in urban areas, but the methods to measure and compare these characteristics are still not clear. This paper presents the simple methods to measure the spatial characteristics of urban form by analyzing the location and distribution of objects in an urban environment. The extended CA (cellular automata) model is used to simulate urban development scenarios.

In this paper we present the design of an optical device based on a Herriott multi-pass cell fabricated on a small sized acrylic slab for heat flux measurements using the deflection of a laser beam propagating inside the cell. The beam deflection is produced by the heat flux conducted to the acrylic slab due to a gradient in the refractive index. The use of a long path cell as the sensitive element in this measurement device, gives the possibility of high sensitivity within a small size device. Abstract:
Iris codes contain bits with different entropy. This work investigates different strategies to reduce the size of iris code templates with the aim of reducing storage requirements and computational demand in the matching process. Besides simple subsampling schemes, also a binary multi-resolution representation as used in the JBIG hierarchical coding mode is assessed. We find that iris code template size can be reduced significantly while maintaining recognition accuracy. Besides, we propose a two-stage identification approach, using small-sized iris code templates in a pre-selection stage, and full resolution templates for final identification, which shows promising recognition behaviour.

Single-pole switching scheme is widely used in the Extra High Voltage system. However, the substantial negativesequence current injected to the turbine-generators imposes the electromagnetic (E/M) torque of double system- frequency components during the dead time (between single-pole clearing and line reclosing). This would induce supersynchronous resonance (SPSR) torque amplifications on low pressure turbine generator blades and even lead to fatigue damage. This paper proposes the design of a mechanical filter (MF) with natural frequency close to double-system frequency. Abstract:
A portable sensor for the analysis of phosphate in aqueous samples has been developed. The sensor incorporates microfluidic technology, colorimetric detection, and wireless communications into a compact and rugged portable device. The detection method used is the molybdenum yellow method, in which a phosphate-containing sample is mixed with a reagent containing ammonium metavanadate and ammonium molybdate in an acidic medium. A yellow-coloured compound is generated and the absorption of this compound is measured using a light emitting diode (LED) light source and a photodiode detector. The absorption is directly proportional to the phosphate concentration in the original sample. In this paper we describe the application of this phosphate sensor to the analysis of wastewater at a municipal wastewater treatment plant in Co. Elastic boundary eigensolution problems are converted into boundary integral equations by potential theory. The kernels of the boundary integral equations have both the logarithmic and Hilbert singularity simultaneously. We present the mechanical quadrature methods for solving eigensolutions of the boundary integral equations by dealing with two kinds of singularities at the same time. The methods possess high accuracy O(h3) and low computing complexity. The convergence and stability are proved based on Anselone-s collective compact theory. Bases on the asymptotic error expansion with odd powers, we can greatly improve the accuracy of the approximation, and also derive a posteriori error estimate which can be used for constructing self-adaptive algorithms. Abstract:
This study presents a quasi-zero stiffness (QZS) vibration isolator using flexure-based spring mechanisms which afford both negative and positive stiffness elements, which enable self-adjustment. The QZS property of the isolator is achieved at the equilibrium position. A nonlinear mathematical model is then developed, based on the pre-compression of the flexure-based spring mechanisms. The dynamics are further analyzed using the Harmonic Balance method. The vibration attention efficiency is illustrated using displacement transmissibility, which is then compared with the corresponding linear isolator. The effects of parameters on performance are also investigated by numerical solutions. Abstract:
A compact design of multi-sector patch antenna array for 60 GHz applications is presented and discussed in details. The proposed design combines five 1x8 linear patch antenna arrays, referred to as sectors, in a multi-sector configuration. The coaxial-fed radiation elements of the multi-sector array are designed on 0.2 mm Rogers RT5880 dielectrics. The array operates in the frequency range of 58-62 GHz and provides switchable directional/omnidirectional radiation beams with high gain and high directivity characteristics. The designed multi-sector array exhibits good performances and could be used in the fifth generation (5G) cellular networks.

A compact Ultra Wide Band (UWB) antenna with coplanar waveguide feed has been designed and results are verified in this paper. The antenna has been designed on FR4 substrate with dielectric constant (εr) of 4.4 and dimensions of 32mm x 26mm x 0.8mm. The presented antenna shows return loss characteristics in the band of 3.1 to 10.6 GHz as prescribed by FCC, USA. Parametric studies have been done and results thus obtained have been presented. Simulated results have been verified on Rohde & Swartz VNA. The measured results are in good agreement with simulated results which make the presented antenna suitable to be used for wearable applications. Performance analysis of antenna has also been shown in the presence of three layered Human Arm model. The Pulsed Compression Reactor promises to be a compact, economical and energy efficient alternative to conventional chemical reactors. In this article, the production of synthesis gas using the Pulsed Compression Reactor is investigated. This is done experimentally as well as with simulations. The experiments are done by means of a single shot reactor, which replicates a representative, single reciprocation of the Pulsed Compression Reactor with great control over the reactant composition, reactor temperature and pressure and temperature history. Simulations are done with a relatively simple method, which uses different models for the chemistry and thermodynamic properties of the species in the reactor. Abstract:
This paper proposes a rigid point set matching algorithm in arbitrary dimensions based on the idea of symmetric covariant function. A group of functions of the points in the set are formulated using rigid invariants. Each of these functions computes a pair of correspondence from the given point set. Then the computed correspondences are used to recover the unknown rigid transform parameters. Each computed point can be geometrically interpreted as the weighted mean center of the point set. The algorithm is compact, fast, and dimension free without any optimization process. It either computes the desired transform for noiseless data in linear time, or fails quickly in exceptional cases. Experimental results for synthetic data and 2D/3D real data are provided, which demonstrate potential applications of the algorithm to a wide range of problems.Keywords: Covariant point, point matching, dimension free, rigid registration.

Abstract:
The mechanical quadrature methods for solving the boundary integral equations of the anisotropic Darcy-s equations with Dirichlet conditions in smooth domains are presented. By applying the collectively compact theory, we prove the convergence and stability of approximate solutions. The asymptotic expansions for the error show that the methods converge with the order O (h3), where h is the mesh size. Based on these analysis, extrapolation methods can be introduced to achieve a higher convergence rate O (h5). An a posterior asymptotic error representation is derived in order to construct self-adaptive algorithms. Finally, the numerical experiments show the efficiency of our methods.

The McEliece cryptosystem is an asymmetric type of cryptography based on error correction code. The classical McEliece used irreducible binary Goppa code which considered unbreakable until now especially with parameter [1024, 524, and 101], but it is suffering from large public key matrix which leads to be difficult to be used practically. In this work Irreducible and Separable Goppa codes have been introduced. The Irreducible and Separable Goppa codes used are with flexible parameters and dynamic error vectors. A Comparison between Separable and Irreducible Goppa code in McEliece Cryptosystem has been done. For encryption stage, to get better result for comparison, two types of testing have been chosen; in the first one the random message is constant while the parameters of Goppa code have been changed. But for the second test, the parameters of Goppa code are constant (m=8 and t=10) while the random message have been changed. The results show that the time needed to calculate parity check matrix in separable are higher than the one for irreducible McEliece cryptosystem, which is considered expected results due to calculate extra parity check matrix in decryption process for g2(z) in separable type, and the time needed to execute error locator in decryption stage in separable type is better than the time needed to calculate it in irreducible type. There are a number of Distributed Generations (DGs) installed in microgrid, which may have diverse path and direction of power flow or fault current. The overcurrent protection scheme for the traditional radial type distribution system will no longer meet the needs of microgrid protection. Integrating the Intelligent Electronic Device (IED) and a Supervisory Control and Data Acquisition (SCADA) with IEC 61850 communication protocol, the paper proposes a Microgrid Protection Management System (MPMS) to protect power system from the fault. In the proposed method, the MPMS performs logic programming of each IED to coordinate their tripping sequence. The GOOSE message defined in IEC 61850 is used as the transmission information medium among IEDs. Moreover, to cope with the difference in fault current of microgrid between grid-connected mode and islanded mode, the proposed MPMS applies the group setting feature of IED to protect system and robust adaptability. Once the microgrid topology varies, the MPMS will recalculate the fault current and update the group setting of IED. Provided there is a fault, IEDs will isolate the fault at once. Finally, the Matlab/Simulink and Elipse Power Studio software are used to simulate and demonstrate the feasibility of the proposed method.Keywords: IEC 61850, IED, Group Setting, Microgrid.

Abstract:
This paper describes the process used in the automation of the Maritime UAV commands using the Kinect sensor. The AR Drone is a Quadrocopter manufactured by Parrot [1] to be controlled using the Apple operating systems such as iPhones and Ipads. However, this project uses the Microsoft Kinect SDK and Microsoft Visual Studio C# (C sharp) software, which are compatible with Windows Operating System for the automation of the navigation and control of the AR drone. The navigation and control software for the Quadrocopter runs on a windows 7 computer. The project is divided into two sections; the Quadrocopter control system and the Kinect sensor control system. The Kinect sensor is connected to the computer using a USB cable from which commands can be sent to and from the Kinect sensors. The AR drone has Wi-Fi capabilities from which it can be connected to the computer to enable transfer of commands to and from the Quadrocopter. The project was implemented in C#, a programming language that is commonly used in the automation systems. The language was chosen because there are more libraries already established in C# for both the AR drone and the Kinect sensor. The study will contribute toward research in automation of systems using the Quadrocopter and the Kinect sensor for navigation involving a human operator in the loop. Abstract:
The automobile incentive policy in Brazil since the 1950s creates several problems in its cities, more visible in large centers such as São Paulo or Rio de Janeiro, but also strongly present in smaller cities, resulting in an increase in social and spatial inequality, together with a drop in the quality of life. The analyzed city, Campo Mourão, reflects these policies, a city that is initially planned to be compact and walkable, took other directions and currently suffers from urban mobility and social inequality in this urban environment, despite being a medium-sized city in Brazil. The research aims to understand and diagnose how these policies shaped the city and what are the results in Brazilian`s inland cities. Based on historical, bibliographical and field research in the city, the result is a diagnosis of the problem faced and how it can be reversed, in search of social equality and better quality of life.

Abstract:
Due to the high increase in and demand for a wide assortment of applications that require low-cost, high-efficiency, and compact systems, RF power amplifiers are considered the most critical design blocks and power consuming components in wireless communication, TV transmission, radar, and RF heating. Therefore, much research has been carried out in order to improve the performance of power amplifiers. Classes-A, B, C, D, E and F are the main techniques for realizing power amplifiers.
An implementation of high efficiency class-F power amplifier with Gallium Nitride (GaN) High Electron Mobility Transistor (HEMT) was realized in this paper. The simulation and optimization of the class-F power amplifier circuit model was undertaken using Agilent’s Advanced Design system (ADS). The circuit was designed using lumped elements.

Abstract:
Modern day electric vehicles require compact high torque/power density motors for electric propulsion. This necessitates proper thermal management of the electric motors. The main focus of this paper is to compare the steady state thermal analysis of a conventional 20 kW 8/6 Switched Reluctance Motor (SRM) with that of an Induction Motor and Inset Permanent Magnet (IPM) motor of the same rating. The goal is to develop a proper thermal model of the three types of models for Finite Element Thermal Analysis. JMAG software is used for the development and simulation of the thermal models. The results show that the induction motor is subjected to more heating when used for electric vehicle application constantly, compared to the SRM and IPM.Keywords: SRM, induction motor, IPM, thermal analysis, loss models, electric vehicles.

Abstract:
Protein residue contact map is a compact representation of secondary structure of protein. Due to the information hold in the contact map, attentions from researchers in related field were drawn and plenty of works have been done throughout the past decade. Artificial intelligence approaches have been widely adapted in related works such as neural networks, genetic programming, and Hidden Markov model as well as support vector machine. However, the performance of the prediction was not generalized which probably depends on the data used to train and generate the prediction model. This situation shown the importance of the features or information used in affecting the prediction performance. In this research, support vector machine was used to predict protein residue contact map on different combination of features in order to show and analyze the effectiveness of the features.Keywords: contact map, protein residue contact, support vector machine, protein structure prediction

Abstract:
The research study is carried out to determine the efficiency of the Biofilm sewage treatment plant which is located at the Engineering Complex-s. Wastewater analyses have been carried out at the Environmental Engineering laboratory to study the six parameters: Biochemical Oxygen Demand BOD, Chemical Oxygen Demand COD l, and Total Suspended Solids TSS, Ammoniac Nitrogen NH3-N and Phosphorous P which have been selected to determine the wastewater quality. The plant was designed to treat 750 Pe (population equivalent) at hydraulic retention time of 5 hours in the aerobic zone. The results show that Biofilm wastewater treatment plant was able to treat sewage successfully at different flow condition. The discharge has fulfilled the Malaysia Environmental of Standard A water quality. The achieved BOD removal is more than 85%, COD is more than 80%, TSS is more than 80%, NH3-N is more than 70%, and P was more than 70%. The Biofilm system provides a very efficient process for sewage treatment and it is compact in structure thus minimizes the required land area.

Abstract:
This paper presents a technique for compact three dimensional (3D) object model reconstruction using wavelet networks. It consists to transform an input surface vertices into signals,and uses wavelet network parameters for signal approximations. To prove this, we use a wavelet network architecture founded on several mother wavelet families. POLYnomials WindOwed with Gaussians (POLYWOG) wavelet families are used to maximize the probability to select the best wavelets which ensure the good generalization of the network. To achieve a better reconstruction, the network is trained several iterations to optimize the wavelet network parameters until the error criterion is small enough. Experimental results will shown that our proposed technique can effectively reconstruct an irregular 3D object models when using the optimized wavelet network parameters. We will prove that an accurateness reconstruction depends on the best choice of the mother wavelets.Keywords: 3D object, optimization, parametrization, Polywog wavelets, reconstruction, wavelet networks.
