3839 Investigating The Effect Of Convection On The Rating Of Buried Cables Using The Finite Element Method

Abstract:
The heat transfer coefficient at the soil–air interface is important in calculating underground cable ampacity when convection occurs. Calculating the heat transfer coefficient accurately is complex because of the temperature variations at the earth's surface. This paper presents the effect of convection heat flow across the ground surface on the rating of three single-core, 132kV, XLPE cables buried underground. The Finite element method (FEM) is a numerical analysis technique used to determine the cable rating of buried cables under installation conditions that are difficult to support when using the analytical method. This study demonstrates the use of FEM to investigate the effect of convection on the rating ofburied cables in flat formation using QuickField finite element simulation software. As a result, developing a model to simulate this type of situation necessitates important considerations such as the following boundary conditions: burial depth, soil thermal resistivity, and soil temperature, which play an important role in the simulation's accuracy and reliability. The results show that when the ground surface is taken as a convection interface, the conductor temperature rises and may exceed the maximum permissible temperature when rated current flows. This is because the ground surface acts as a convection interface between the soil and the air (fluid). This result correlates and is compared with the rating obtained using the IEC60287 analytical method, which is based on the condition that the ground surface is an isotherm.Keywords: finite element method, convection, buried cables, steady-state rating

Abstract:
Energy is one of the most eminent and fundamental strategic commodity, scarcity of which may poses great impact on the functioning of the entire commodity. According to the present study, the estimated reserves of gas in India as on 31.03.2015 stood at 1427.15 BCM. It is expected that the gas demand is set to grow significantly at a CAGR of 7% from 226.7 MMSCMD in 2012-13 to 713.5 MMSCMD in 2009-30. To bridge the gap between the demand and supply of energy, the interest towards the exploration and exploitation of unconventional resources like – Shale gas, Coal bed methane, Gas hydrates, tight gas etc has immensed. Nowadays, Shale gas prospects are emerging rapidly as a promising energy source globally. The United States of America (USA) has 240 TCF of proved reserves of shale gas and presently contributed more than 17% of total gas production. As compared to USA, shale gas production in India is at nascent stage. A resource potential of around 2000 TCF is estimated and according to preliminary data analysis, basins like Gondwana, Cambay, Krishna – Godavari, Cauvery, Assam-Arakan, Rajasthan, Vindhyan, and Bengal are the most promising shale gas basins. In the present study, the careful evaluation of Cambay Shale (Indian Shale) properties like geological age, lithology, depth, organically rich thickness, TOC, thermal maturity, porosity, permeability, clay content, quartz content, Kerogen type, Hydrocarbon window etc. has been done. And then the detailed comparison of Indian shale with USA shale will be discussed. The relationships between the industrial facilities, the capacity available for these facilities, and the costs involved are the main factors in deciding the correct selection of a facility layout. In general, an issue of facility layout is considered to be an unstructured problem of decision-making. The objective of this work is to provide a survey that describes the techniques by which a facility planning problem can be solved and also the effect of these techniques on the efficiency of the layout. The multi-criteria decision making (MCDM) techniques can be classified according to the previous researches into three categories which are the use of single MCDM, combining two or more MCDM, and the integration of MCDM with another technique such as genetic algorithms (GA). This paper presents a review of different multi-criteria decision making (MCDM) techniques that have been proposed in the literature to pick the most suitable layout design. Abstract:
Alternative electrode materials for optoelectronic devices have been widely investigated in recent years. Since indium tin oxide (ITO) is the most preferred transparent conductive electrode, producing ITO films by simple and cost-effective solution-based techniques with enhanced optical and electrical properties has great importance. In this study, single- and multi-walled carbon nanotubes (SWCNT and MWCNT) incorporated into the ITO structure to increase electrical conductivity, mechanical strength, and chemical stability. Carbon nanotubes (CNTs) were firstly functionalized by acid treatment (HNO3:H2SO4), and the thermal resistance of CNTs after functionalization was determined by thermogravimetric analysis (TGA). Thin films were then prepared by spin coating technique and characterized by scanning electron microscopy (SEM), X-ray diffraction (XRD), four-point probe measurement system and UV-Vis spectrophotometer. The effects of process parameters were compared for ITO, MWCNT-ITO, and SWCNT-ITO films. Two factors including CNT concentration and annealing temperature were considered. The UV-Vis measurements demonstrated that the transmittance of ITO films was 83.58% at 550 nm, which was decreased depending on the concentration of CNT dopant. On the other hand, both CNT dopants provided an enhancement in the crystalline structure and electrical conductivity. Due to compatible diameter and better dispersibility of SWCNTs in the ITO solution, the best result in terms of electrical conductivity was obtained by SWCNT-ITO films with the 0.1 g/L SWCNT dopant concentration and heat-treatment at 550 °C for 1 hour.Keywords: CNT incorporation, ITO electrode, spin coating, thin film

Abstract:
We present a simulation of a HEMT (high electron mobility transistor) structure with and without a field plate. We extract the device characteristics through the analysis of DC, AC and high frequency regimes, as shown in this paper. This work demonstrates the optimal device with a gate length of 15 nm, InAlN/GaN heterostructure and field plate structure, making it superior to modern HEMTs when compared with otherwise equivalent devices. This improves the ability to bear the burden of the current density passes in the channel. We have demonstrated an excellent current density, as high as 2.05 A/m, a peak extrinsic transconductance of 0.59S/m at VDS=2 V, and cutting frequency cutoffs of 638 GHz in the first HEMT and 463 GHz for Field plate HEMT., maximum frequency of 1.7 THz, maximum efficiency of 73%, maximum breakdown voltage of 400 V, leakage current density IFuite=1 x 10-26 A, DIBL=33.52 mV/V and an ON/OFF current density ratio higher than 1 x 1010. These values were determined through the simulation by deriving genetic and Monte Carlo algorithms that optimize the design and the future of this technology.Keywords: HEMT, silvaco, field plate, genetic algorithm, quantum

In this work, a septic B-spline scheme has been used to simplify the process of solving an approximate solution of the generalized Rosenau-regularized long-wave equation (GR-RLWE) with initial boundary conditions. The resulting system of first-order ODEs has dealt with Butcher’s fifth order Runge-Kutta (BFRK) approach without using finite difference techniques for discretizing the time-dependent variables at each time level. Here, no transformation or any kind of linearization technique is employed to tackle the nonlinearity of the equation. The dielectric properties and ionic conductivity of novel "ceramic state" polymer electrolytes for high capacity lithium battery are characterized by radio-frequency and Microwave methods in two broad frequency ranges from 50 Hz to 20 KHz and 4 GHz to 40 GHz. This innovative solid polymer electrolyte which is highly ionic conductive (10-3 S/cm at room temperature) from -40 oC to +150 oC and can be used in any battery application. Such polymer exhibits properties more like a ceramic rather than polymer. The various applied measurement methods produced accurate dielectric results for comprehensive analysis of electrochemical properties and ion transportation mechanism of this newly invented polymer electrolyte. Two techniques and instruments employing air gap measurement by capacitance bridge and inwave guide measurement by vector network analyzer are applied to measure the complex dielectric spectra. Abstract:
Detecting the authenticity of a video is an important issue in digital forensics as Video is used as a silent evidence in court such as in child pornography, movie piracy cases, insurance claims, cases involving scientific fraud, traffic monitoring etc. The biggest threat to video data is the availability of modern open video editing tools which enable easy editing of videos without leaving any trace of tampering. In this paper, we propose an efficient passive method for inter-frame video tampering detection, its type and location by estimating the optical flow of wavelet features of adjacent frames and thresholding the variation in the estimated feature. The performance of the algorithm is compared with the z-score thresholding and achieved an efficiency above 95% on all the tested databases. This paper describes a multibody dynamics algorithm formulated for parallel implementation on multiprocessor computing platforms using the divide-and-conquer approach. The system of interest is a general topology of rigid and elastic articulated bodies with or without loops. The algorithm is an extension of Featherstone’s divide and conquer approach to include the flexible-body dynamics formulation. The equations of motion, configured for the International Space Station (ISS) with its robotic manipulator arm as a system of articulated flexible bodies, are implemented in separate computer processors. Abstract:
In this paper, a brief literature review on cavitation jets is presented in order to introduce the cavitation mechanism, strategies to assess when cavitation occurs, and the factors that influence cavitation in cavitating jets. The objectivity of the cavitation number often used to predict cavitation is also discussed. The results show that cavitation cannot be foreseen just using the cavitation number. Therefore, more efforts are needed to innovate and develop a self-resonating jet geometry that would be maintains the flow and the pressure in the cavitation condition just earlier than the flow acts on the target that would be used in such operating conditions. This study focused on a particular aspect related to improving drilling efficiency and the rate of penetration (ROP). In addition, a discussion on the methods used to measure cavitation and the factors that affect cavitation occurrence will be discussed. Two different types of cavitation nozzles were designed and tested. It has been shown that the self-resonating cavitation nozzle presents greater performance than standard non-resonating nozzle. The use of corrosion resistant fiber reinforced polymer (FRP) reinforcement is beneficial in structures particularly those exposed to deicing salts, and/or located in highly corrosive environment. Generally Glass, Carbon and Aramid fibers are used for the strengthening purpose of the structures. Due to the necessities of low weight and high strength materials, it is required to find out the suitable substitute with low cost. Recent developments in fiber production technology allow the strengthening of structures using Basalt fiber which is made from basalt rock. Basalt fiber has good range of thermal performance, high tensile strength, resistance to acids, good electro‐magnetic properties, inert nature, resistance to corrosion, radiation and UV light, vibration and impact loading. This investigation focuses on the effect of fibre content and fiber orientation of basalt fibre on mechanical properties of the fabricated composites. Specimen prepared with unidirectional Basalt fabric as reinforcing materials and epoxy resin as a matrix in polymer composite. In this investigation different fiber orientation are taken and the fabrication is done by hand lay-up process. The variation of the properties with the increasing number of plies of fiber in the composites is also studied. Specimens are subjected to tensile strength test and the failure of the composite is examined with the help of INSTRON universal testing Machine (SATEC) of 600 kN capacities. Abstract:
The production of electric vehicles (EVs) featuring lithium-ion battery technology has substantially escalated over the past decade, demonstrating a steady and persistent upward trajectory. The imminent retirement of electric vehicle (EV) batteries after approximately eight years underscores the critical need for their redirection towards recycling, a task complicated by the current inadequacy of recycling infrastructures globally. A potential solution for such concerns involves extending the operational lifespan of electric vehicle (EV) batteries through their utilization in stationary energy storage systems during secondary applications. Such adoptions, however, require addressing the safety concerns associated with batteries’ knee points and thermal runaways. This paper develops an accurate mathematical model representative of the second-life battery packs from a cell-to-pack scale using an equivalent circuit model (ECM) methodology. Neural network algorithms are employed to forecast the degradation parameters based on the EV batteries' aging history to develop a degradation model. The degradation model is integrated with the ECM to reflect the impacts of the cycle aging mechanism on battery parameters during operation. The developed model is tested under real-life load profiles to evaluate the life span of the batteries in various operating conditions. The methodology and the algorithms introduced in this paper can be considered the basis for Battery Management System (BMS) design and techno-economic analysis of such technologies.Keywords: second life battery, electric vehicles, degradation, neural network

Abstract:
Generally, a watermark is information that identifies the ownership of multimedia (text, image, audio or video files). It is achieved by introducing modifications into these files that are imperceptible to the human senses but easily recoverable by a computer program. These modifications are done according to a secret key in a descriptive model that would be either in the time domain or frequency domain or both. This paper presents a procedure for watermarking by mixing amplitude modulation with frequency transformation histogram; namely a specific value is used to modulate the intensity component Y of the YIQ components of the carrier image. This scheme is referred to as histogram embedding technique (HET). Results comparison with those of other techniques such as discrete wavelet transform (DWT), discrete cosine transform (DCT) and singular value decomposition (SVD) have shown an enhance efficiency in terms of ease and performance. It has manifested a good degree of robustness against various environment effects such as resizing, rotation and different kinds of noise. Method: This research is applied in terms of goal and of a compound type, which was done through a descriptive-analytical methodology. The data were collected through field surveys and documents. The statistical population included the professors of a higher education center in the area of education affairs, where as many as 36 people were randomly selected. The data collection procedure was by way of interview and researcher made questionnaire. Findings and results: Problems caused by the national media in the area of adolescents are categorized in three levels of production, broadcasting and consumption and elimination and reduction of the problems entail a set of estimations and predictions and also some education which the police forces has the capability to operationalize them. Medical image is an integral part of e-health care and e-diagnosis system. Medical image watermarking is widely used to protect patients’ information from malicious alteration and manipulation. The watermarked medical images are transmitted over the internet among patients, primary and referred physicians. The images are highly prone to corruption in the wireless transmission medium due to various noises, deflection, and refractions. Distortion in the received images leads to faulty watermark detection and inappropriate disease diagnosis. To address the issue, this paper utilizes error correction code (ECC) with (8, 4) Hamming code in an existing watermarking system. In addition, we implement the high complex ECC on a graphics processing units (GPU) to accelerate and support real-time requirement. Abstract:
Reinforced Concrete (RC) deep beams are one of the main critical structural elements in terms of safety since significant loads are carried in a short span. The shear capacity of these sections cannot be predicted accurately by the current design codes like ACI and EC2; thus, they must be investigated. In this research, non-linear behavior of RC deep beams strengthened in shear with Fiber Reinforced Polymer (FRP) strips, and the efficiency of FRP in terms of enhancing the shear capacity in RC deep beams are examined using Finite Element Analysis (FEA), which is conducted using the software ABAQUS. The effect of several parameters on the shear capacity of the RC deep beam are studied in this paper as well including the effect of the cross-sectional area of the FRP strip and the shear reinforcement area to the spacing ratio (As/S), and it was found that FRP enhances the shear capacity significantly and can be a substitution of steel stirrups resulting in a more economical design.Keywords: Abaqus, concrete, deep beam, finite element analysis, FRP, shear strengthening, strut-and-tie

Abstract:
In this work, the relationship between the melanin content in a tissue and subsequent absorption of light through that tissue was determined using a digital camera. This technique proved to be simple, cost effective, efficient and reliable. Tissue phantom samples were created using milk and soy sauce to simulate the optical properties of melanin content in human tissue. Increasing the concentration of soy sauce in the milk correlated to an increase in melanin content of an individual. Two methods were employed to measure the light transmitted through the sample. The first was direct measurement of the transmitted intensity using a conventional lux meter. The second method involved correctly calibrating an ordinary digital camera and using image analysis software to calculate the transmitted intensity through the phantom. The results from these methods were then graphically compared to the theoretical relationship between the intensity of transmitted light and the concentration of absorbers in the sample. Conclusions were then drawn about the effectiveness and efficiency of these low cost methods.Keywords: tissue phantoms, scattering coefficient, albedo, low-cost method

Nowadays, more and more species are introduced outside their natural range. If most of them remain difficult, some may adopt a much more dynamic behavior. Indeed, we have witnessed in recent decades, the development of high forests of Acacia mearnsii in El Kala National Park. Introduced indefinitely, this leguminous intended to make money (nitrogen supply for industrial plantations of Eucalyptus), became one of the most invasive and more costly in terms of forest management. It has crossed all barriers: it has acclimatized, naturalized and then expanded through diverse landscapes; entry into competition with native species such as cork oak and altered ecosystem functioning. Therefore, it is interesting to analyze this new threat by relying on plants as bio-indicator for assessing biodiversity at different scales. We have identified the species present in several plots distributed in a range of vegetation types subjected to different degrees of disturbance by using the braun-blanquet method. Fifty-six species have been recorded. They are distributed in 48 genera and 29 families. The analysis of the relative frequency of species correlated with relative abundance clearly shows that the Acacia mearnsii feels marginalized. The ecological analysis of this biological invasion shows that disruption of either natural or anthropogenic origin (fire, prolonged drought, cut) represent the factors that exacerbate invasion by opening invasion windows. The lifting of seeds of Acacia mearnsii lasting physical dormancy (and variable) is ensured by the thermal shock in relation to its heliophilous character.Keywords: Acacia mearnsii De Wild, El Kala National park, fire, invasive, vegetation

Rigid polyurethane foam (RPU) has been extensively applied in building insulation system, yet with high flammability for being easily ignited by high temperature spark or radiative heat flux from other flaming materials or surrounding building facade. Using a cone calorimeter by Fire Testing Technology and thermal couple tree, this study systematically investigated the effect of radiative heat flux on the ignition time and characteristic temperature distribution during RPU combustion under different heat fluxes gradient (12, 15, 20, 25, 30, 35, 40, 45, and 50 kW/m²) with spark ignition/ignition by radiation. The ignition time decreases proportionally with increase of external heat flux, meanwhile increasing the external heat flux raises the peak heat release rate and impresses on the vertical temperature distribution greatly. The critical ignition heat flux is found to be 15 and 25 kW/m² for spark ignition and radiative ignition, respectively. Based on previous experienced ignition formula, a methodology to predict ignition times in both modes has been developed theoretically. By analyzing the heat transfer mechanism around the sample surroundings, both radiation from cone calorimeter and convection flow are considered and calculated theoretically. The experimental ignition times agree well with the theoretical ones in both radiative and convective conditions; however, the observed critical ignition heat flux is higher than the calculated one under piloted-ignition mode because the heat loss process, especially in lower heat flux radiation, is not considered in this developed methodology.Keywords: rigid polyurethane foam, cone calorimeter, ignition time, external heat flux

Abstract:
In this study, an Organic Rankine Cycle (ORC) with Cyclohexane working fluid is proposed for cogeneration in the cement industry. In this regard: first, a parametric study is conducted to evaluate the effects of some key parameters on the system performances. Next, single and multi-objective optimizations are performed to achieve the system optimal design. The optimization considers the exergy efficiency, the cost per exergy unit and the environmental impact of the net produced power as objective functions. Finally, exergy, exergoeconomic and exergoenvironmental analysis of the cycle is carried out at the optimum operating conditions. Abstract:
Urban Heat Island (UHI) is found more pronounced as a prominent urban environmental concern in developing cities. To study the UHI effect in the Indian context, the Nagpur urban area has been explored in this paper using Landsat 7 ETM+ satellite images through Remote Sensing and GIS techniques. This paper intends to study the effect of LU/LC pattern on daytime Land Surface Temperature (LST) variation, contributing UHI formation within the Nagpur Urban area. Supervised LU/LC area classification was carried to study urban Change detection using ENVI 5. Change detection has been studied by carrying Normalized Difference Vegetation Index (NDVI) to understand the proportion of vegetative cover with respect to built-up ratio. Detection of spectral radiance from the thermal band of satellite images was processed to calibrate LST. Specific representative areas on the basis of urban built-up and vegetation classification were selected for observation of point LST. The entire Nagpur urban area shows that, as building density increases with decrease in vegetation cover, LST increases, thereby causing the UHI effect. UHI intensity has gradually increased by 0.7°C from 2000 to 2006; however, a drastic increase has been observed with difference of 1.8°C during the period 2006 to 2013. Within the Nagpur urban area, the UHI effect was formed due to increase in building density and decrease in vegetative cover.Keywords: land use/land cover, land surface temperature, remote sensing, urban heat island

Abstract:
This study was aimed to examine the combination efficiency of Clorox (5.25% Sodium Hypochlorite) and mercury chloride (HgCl2) as reagent for surface sterilization process of aquatic plant, Cryptocoryne affinis (C. affinis). The treatment applied 10% of the Clorox and 0.1 ppm of mercury chloride. The maximum exposure time for Clorox and mercury chloride was 10 min and 60 sec respectively. After exposed to the treatments protocols (T1-T15) the explants were transferred to culture room under control temperature at 25°C ± 2°C and subjected to 16 hours fluorescence light (2000 lumens) for 30 days. The both sterilizing agents were not applied on control specimens. Upon analysis, the result indicates all of the treatments protocols produced sterile explants at range of minimum 1.5 ± 0.7 (30%) to maximum 5.0 ± 0.0 (100%). Meanwhile, maximum 1.0 ± 0.7 numbers of leaves and 1.4 ± 0.6 numbers of roots have been produced. The optimized exposure time was 0 to 15 min for Clorox and 30 sec for HgCl2 whereby 90% to 100% sterilization was archived at this condition.Keywords: Cryptocoryne affinis, surface sterilization, tissue culture, clorox, mercury chloride

Abstract:
Greek islands’ interconnection (IC) with larger power systems, such as the mainland grid, is a crucial issue that has attracted a lot of interest; however, the recent economic recession that the country undergoes together with the highly capital intensive nature of this kind of projects have stalled or sifted the development of many of those on a more long-term basis. On the other hand, most of Greek islands are still heavily dependent on the lengthy and costly supply chain of oil imports whilst the majority of them exhibit excellent potential for wind energy (WE) applications. In this respect, the main purpose of the present work is to investigate −through a parametric study which varies both in wind farm (WF) and submarine IC capacities− the impact of large-scale WE development on the IC of the third in size island of Greece (Lesbos) with the mainland system. The energy and economic performance of the system is simulated over a 25-year evaluation period assuming two possible scenarios, i.e. S(a): without the contribution of the local Thermal Power Plant (TPP) and S(b): the TPP is maintained to ensure electrification of the island. The economic feasibility of the two options is investigated in terms of determining their Levelized Cost of Energy (LCOE) including also a sensitivity analysis on the worst/reference/best Cases. According to the results, Lesbos island IC presents considerable economic interest for covering part of island’s future electrification needs with WE having a vital role in this challenging venture.Keywords: electricity generation cost, levelized cost of energy, mainland grid, wind energy rejection

Abstract:
The inhibiting action against aluminum corrosion by three derivatives of 1,8-bis (benzylideneamino) naphthalene (BN) Schiff base has been investigated by means of DFT quantum chemical calculations at the B3LYP/6-31G(d) level of theory. The derivatives (CBN, NBN and MBN) were prepared from the condensation reaction of 1,8-diaminonaphthalene with substituted benzaldehyde (4-CN, 3-NO₂ and 3,4-(OMe)₂, respectively). Calculations were conducted to study the adsorption of each Schiff base on aluminum surface to evaluate its potential as a corrosion inhibitor. The computational structural features and electronic properties of each derivative such as relative energies and energies of the highest occupied molecular orbital (HOMO) and lowest unoccupied molecular orbital (LUMO) have been reported. Thermodynamic functions and quantum chemical parameters such as the hardness of the inhibitor, the softness and the electrophilicity index were calculated to determine the derivative of the highest inhibition efficiency.Keywords: corrosion, aluminum, DFT calculation, 1, 8-diaminonaphthalene, benzaldehyde

Abstract:
The aim of this study is to evaluate the effect of supplementing broiler starter diet with different levels of an essential oil blend (EOB) containing capsaicin, carvacrol and cinnamaldehyde on the performance of broilers. A total of 300 day-old straight-run Cobb broiler chicks were randomly assigned to three treatments after 7-day group brooding following a completely randomized design (CRD). Birds assigned in treatment 1 were given starter basal diet while those in treatments 2 and 3 were given starter basal diet with 400 mg/kg antibiotic growth promoter (AGP) and 150 mg/kg EOB, respectively, until the 28th day. Basal finisher feed were given for all the treatments until harvest. Following 37 d feeding, body weight gain, feed consumption, feed efficiency, dressing percentage, livability and jejunal villi height were determined. Results showed no significant differences (P>0.05) in growth performance. Abstract:
Due to the increasing demand for quality assurance and reliability for additive manufacturing, the development of an advanced in-situ monitoring system is required to monitor the process anomalies as input for further process control. Optical-based monitoring systems, such as CMOS cameras and NIR cameras, are proved as effective ways to monitor the geometrical distortion and exceptional thermal distribution. Therefore, many studies and applications are focusing on the availability of the optical-based monitoring system for detecting varied types of defects. However, the capability of the monitoring setup is not quantified. In this study, a quantification model to evaluate the capability of the monitoring setups for the LPBF machine based on acquired monitoring data of a designed test artifact is presented, while the design of the relevant test artifacts is discussed. The monitoring setup is evaluated based on its hardware properties, location of the integration, and light condition. Methodology of data processing to quantify the capacity for each aspect is discussed. The minimal capability of the detectable size of the monitoring set up in the application is estimated by quantifying its resolution and accuracy. The quantification model is validated using a CCD camera-based monitoring system for LPBF machines in the laboratory with different setups. The result shows the model to quantify the monitoring system's performance, which makes the evaluation of monitoring systems with the same concept but different setups possible for the LPBF process and provides the direction to improve the setups.Keywords: data processing, in-situ monitoring, LPBF process, optical system, quantization model, test artifact

Abstract:
We present a simulation of a HEMT (high electron mobility transistor) structure with and without a field plate. We extract the device characteristics through the analysis of DC, AC and high frequency regimes, as shown in this paper. This work demonstrates the optimal device with a gate length of 15 nm, InAlN/GaN heterostructure and field plate structure, making it superior to modern HEMTs when compared with otherwise equivalent devices. This improves the ability to bear the burden of the current density passes in the channel. We have demonstrated an excellent current density, as high as 2.05 A/mm, a peak extrinsic transconductance of 590 mS/mm at VDS=2 V, and cutting frequency cutoffs of 638 GHz in the first HEMT and 463 GHz for Field plate HEMT., maximum frequency of 1.7 THz, maximum efficiency of 73%, maximum breakdown voltage of 400 V, DIBL=33.52 mV/V and an ON/OFF current density ratio higher than 1 x 1010. These values were determined through the simulation by deriving genetic and Monte Carlo algorithms that optimize the design and the future of this technology.Keywords: HEMT, Silvaco, field plate, genetic algorithm, quantum
