2144 Void-Free Bonding of Si/Ti/Ni Power Integrated Circuit Chips with Direct Bonding Copper Alumina Substrates through Ag3Sn Intermetallic Interlayer
Authors: Kuan-Yu Chiu, Yin-Hsuan Chen, Tung-Han Chuang
Abstract:
Ti/Ni/Ag/Sn-metallized Si chips were bonded to Ni/Pd/Au-surface finished DBC (Direct Bonding Copper) alumina substrate through the formation of an Ag3Sn intermetallic interlayer by solid–liquid interdiffusion bonding method. The results indicated that the holes and gaps at the bonding interface could be effectively prevented. The intermetallic phases at the bonding interface between the Si/Ti/Ni/Ag/Sn wafer and the DBC substrate were identified as Ag3Sn, Ni3Sn4, and Ni3Sn2. The average bonding strength was about 19.75 MPa, and the maximum bonding strength reached 35.24 MPa.

Abstract:
The introduction of sowing technologies into minimum- or no-tillage soil has a number of economical and environmental virtues, such as improving soil properties, decreasing soil erosion and degradation, and saving working time and fuel. However, the main disadvantage of these technologies is that plant residues on the soil surface reduce the quality of the planted crop seeds, thus requiring plant residues to be removed or cut. This paper presents a analysis of disc coulter parameters and an experimental investigation of cutting spring barley straw containing various amounts of moisture with different disc coulters (smooth and notched).

Authors: Setareh Gorji Ghalamestani, Lieven Vandevelde, Jan Melkebeek
Abstract:
In this work, an experimental technique is applied for the measurements of the vibrations and deformation of a test transformer core. Since the grid voltage contains some higher harmonics, in addition to a purely sinusoidal magnetisation of the core the presence of third harmonic is also studied. The vibrations of the transformer core for points as well as the surface scan of the leg show more deformation in the corners of the leg than the middle of the leg. The influence of the higher harmonic of the magnetisation on the core deformation is also more significant in the corners of the leg. The core deformation shape under a sinusoidal magnetisation with a higher harmonic is more wavy and fluctuating than that under a purely sinusoidal magnetisation.

Abstract:
Exploding concentrated underwater charges to damage underwater structures such as ship hulls is a part of naval warfare strategies. Adding small amounts of foreign particles (like clay or silica) of nanosize significantly improves the engineering properties of the polymers. In the present work the clay in terms 1, 2 and 3 percent by weight was surface treated with a suitable silane agent. The hybrid nanocomposite was prepared by the hand lay-up technique. Mathematical regression models have been employed for theoretical prediction. This will result in considerable savings in terms of project time, effort and cost. Keywords: ANOVA, clay, halloysite, nanocomposites, underwater shock, regression, silica.

Authors: Matheus Müller, Delma Vidal
Abstract:
The present paper aims to expose two techniques of dewatering for sludge, analyzing its operations and dewatering processes, aiming at improving the conditions of disposal of residues with high liquid content. It describes the field tests performed on two geotextile systems, a closed geotextile tube and an open geotextile drying bed, both of which are submitted to two filling cycles. The sludge used in the filling cycles for the field trials is from the water treatment plant of the Technological Center of Aeronautics – CTA, in São José dos Campos, Brazil. Data about volume and height abatement due to the dewatering and consolidation were collected per time, until it was observed constancy. With the laboratory analysis of the sludge allied to the data collected in the field, it was possible to perform a critical comparative study between the observed and the scientific literature, in this way, this paper expresses the data obtained and compares them with the bibliography. The tests were carried out on three fronts: field tests, including the filling cycles of the systems with the sludge from CTA, taking measurements of filling time per cycle and maximum filling height per cycle, heights against the abatement by dewatering of the systems over time; tests carried out in the laboratory, including the characterization of the sludge and removal of material samples from the systems to ascertain the solids content within the systems per time and; comparing the data obtained in the field and laboratory tests with the scientific literature. Through the study, it was possible to perceive that the process of densification of the material inside a closed system, such as the geotextile tube, occurs faster than the observed in the drying bed system. This process of accelerated densification can be brought about by the pumping pressure of the sludge in its filling and by the confinement of the residue through the permeable geotextile membrane (allowing water to pass through), accelerating the process of densification and dewatering by its own weight after the filling with sludge.

The model of Darcy-Brinkman-Forchheimer with the Boussinesq approximation is adopted and the governing equations are solved by the finite volume method. The effects of magnetic field and buoyancy force intensities are given by the Hartmann and Richardson numbers respectively, as well as the Joule heating represented by Eckert number on the velocity and temperature fields, are examined. Authors: Tebogo P. Phetla, Edison Muzenda
Abstract:
This study was carried out to develop a flotation procedure for an oxide copper ore from a Region in Central Africa for producing an 18% copper concentrate for downstream processing at maximum recovery from a 4% copper feed grade. The copper recoveries achieved from the test work were less than 50% despite changes in reagent conditions (multistage sulphidisation, use of RCA emulsion and mixture, use of AM 2, etc). The poor recoveries were attributed to the mineralogy of the ore from which copper silicates accounted for approximately 70% (mass) of the copper minerals in the ore. These can be complex and difficult to float using conventional flotation methods. Best results were obtained using basic sulphidisation procedures, a high flotation temperature and extended flotation residence time. Keywords: Froth flotation, Sulphidisation, Copper oxide ore, Mineralogy, Recovery

Abstract:
The effect of polyelectrolytes; cationic and anionic charges and coagulants have been investigated for fresh activated sludge at different concentrations and pH values in a comparative fashion. The results from the experiments indicate that the cationic polyelectrolytes have a significant effluence on the sludge characteristic, degree of flocculation and water quality such as turbidity and SVI. The results show that the cationic CPAM-80 is the most effective polyelectrolyte used corresponding to turbidity and SVI despite of the variations in feed properties of the fresh activated sludge.

The aim of the present paper is the estimation of the coastline displacement driven by the climate change and sea level rise. In order to achieve that, all known statistical and non-statistical computational methods are employed on some Greek coastal areas. Furthermore, Kalman filtering techniques are for the first time introduced, formulated and tested. Based on all the above, shoreline change signals and noises are computed and an inter-comparison between the different methods can be deduced to help evaluating which method is most promising as far as the retrieve of shoreline change rate is concerned. Keywords: Climate Change, Coastal Displacement, KalmanFilter

Muscarinic antagonist relieves smooth muscle spasm of the gastrointestinal tract and effect on the cardiovascular system. In this research the effect of a muscarinic antagonist on the lipase activity of Pseudomonas aeruginosa was studied. By using modified Hashish erosion model, the volume of material removed by impacting of abrasive particles to surface of the rotating cylindrical specimen is estimated and radius reduction at each rotation is calculated. Different to previous works, the proposed model considers the continuous change in local impact angle due to change in workpiece diameter, axial traverse rate of the jet, the abrasive particle roundness and density. The accuracy of the proposed model is examined by experimental tests under various traverse rates.
